thin SOI doped wafers

Hello!

I am wondering if you know where I can buy thin SOI wafers.
Here is my spec:
Diameter: 100mm
Si device layer: 150-200nm, doped
BOX: around 400nm

I contacted SOITEC and University wafers, but it seems they do not have such a stock.
It would be great if you know some other vendors.
